Additive manufacturing of copper vertical interconnect accesses by laser processing

نویسندگان

چکیده

This paper introduces a new manufacturing process for vertical interconnect accesses (VIA). In contrast to industrially established VIA metallization technologies, the presented approach takes place without any chemical plating by combining copper ink and epoxy insulator coating with CO2 laser processing drilling sintering. The minimum resistances are less than 50 mΩ, fitting theoretically calculated value. A laboratory application scenario testing 10 × contact pad array pitch of 800 µm successfully demonstrates routing across five printed layers, including 128 blind 112 buried VIA.

Additive and Photochemical Manufacturing of Copper

In recent years, 3D printing technologies have been extensively developed, enabling rapid prototyping from a conceptual design to an actual product. However, additive manufacturing of metals in the existing technologies is still cost-intensive and time-consuming. Herein a novel platform for low-cost additive manufacturing is introduced by simultaneously combining the laser-induced forward trans...

Reduction of Surface Roughness by Means of Laser Processing over Additive Manufacturing Metal Parts

Optimization of processing parameters and exposure strategies is usually performed in additive manufacturing to set up the process; nevertheless, standards for roughness may not be evenly matched on a single complex part, since surface features depend on the building direction of the part. This paper aims to evaluate post processing treating via laser surface modification by means of scanning o...

Deformation Post-processing of Additive Manufacturing Components

Parts produced by additive manufacturing (AM) often require post processing to improve surface finish and mechanical properties. However, little attention has been given to including deformation in the post processing. Deformation post-processing can address some part size, manufacturing cost, and geometry limitations of 3D printing. Additionally, it could be used to create 3D surfaces using pl...

Improving solid freeform fabrication by laser-based additive manufacturing

Solid freeform fabrication (SFF) methods for metal part building, such as three-dimensional laser cladding, are generally less stable and less repeatable than other rapid prototyping methods. A large number of parameters govern the three-dimensional laser cladding process. These parameters are sensitive to the environmental variations, and they also in ̄uence each other. This paper introduces th...
